Fast TO247 IGBTs from electronic distributors (for QCW etc.)

I've been looking through TO247 IGBTs available through normal electronics distribution, focusing on fast parts suitable for phase-shift QCW.  Also looking for large internal diode to handle pulse-skip.  Ended up purchasing FGH75T65SHDTLN4 ($3.88 each, a bit less in quantity):

Cheap because Arrow is closing out this discontinued part.  83 parts left there and 450 at Rochester Electronics (a bit more expensive) last I checked.

650V, 75A at 100C case (both IGBT and diode), 300A pulse, 4-pin TO247 (kelvin emitter connection).

FGH75T65SHDTLN4 has only a preliminary data sheet from 2018.  Short time in production.  I can't find any difference between this and the same part without 'N' character, FGH75T65SHDTL4 (from 2015 and still active).

A very similar part FGH75T65SHD-F155 appears to have the same IGBT die paired with a faster diode die, but diode is rated only 50A at 100C case.  It's available from Mouser for $6.55 each.  Would be better if any hard turn-on switching is needed.  This part is in the more-typical 3-pin TO247 package.

No personal experience yet.  Just posting what I purchased after some data-sheet searching.

Other fast IGBT suggestions?  Even though I've already purchased these parts, it would be interesting to see other recommendations.

It’s funny, I also spent a while combing through all the major distributors websites, looking at hundreds of datasheets and comparing etc. and I selected the exact same IGBT you did haha. I bought these ones because they were the cheapest for best performance at this time, prices fluctuate a lot with all the new developments in the semiconductor industry so it is difficult to find components with reasonably static prices. Often the fairchild igbt’s are priced pretty good for their specs, I’ve had good results with the FGA6560WDF, APT45GR65B, FGH60N60SMD, FGY160T65SPD-F085, APT95GR65B2, RGTVX2TS65D, GT30N135SRA, and STGW100H65FB2, IKZA75N65RH5XKSA1. Those last two are SiC IGBT’s, slightly more expensive but good specs. Generally searching for high pulsed current, fast off times, high PD, and components labeled specifically for resonant inverter applications is ideal for qcw. I’m also looking for some switches right now, so I will add some to list if I find good ones. The fairchild/onsemi IGBT’s have been the most reliable so far. You may also be able to find SiC mosfets rated for high pulsed current that could work well in a qcw coil. Wolfspeed makes excellent SiC mosfets, they are very expensive though.

I've actually been using FGY75T120SQDN (same type just 1200V ones) in my small DRSSTC and they are still working after 2 years of quite intense operation at 400A@220kHz primary current even with poor phase lead so not even soft switching. So I can only recommend them. I expect these lower voltage ones to handle even higher currents.
