Mitsubishi CM300DY-24H IGBT

Getting ready for another build and I would like to use the above IGBT. They are all over ebay, priced $50,60,70 and up. What should I expect to pay, have no idea. Also most are from china. Any insight on price and good vendor. Thanks

I might be that the good days of cheap IGBT bricks is over? But CM300 half-bridge bricks have been possible to find at 25-30$ on ebay. Maybe try to look for alternatives like Infineon SKM or Powerrex/MBI/others of same ratings as CM300.

These alternative igbt you spoke of are they better deal and better than the cm300...? The price of 50 buck per half seams ok to me. Do you mean their are better deals/performance. Thanks

The CM300 are a very old generation. The SKM are newer. From a SKM200 you can expect 750A a SKM400 ~ 1000A and a SKM600 (half bridge are very rare, they can't handle 600A cont. because of package limit) around 1400A. SKM600 single switches maybe more because of the better thermals.

But the price goes from cheap to expensive. It depends how long you are willing to wait. eBay I would look for a auction with more than one. For a SKM200 25-30€ is ok. I got mine IGBTs from scrap for 0€ or the most from a HAM flea market where I payed 5€ per module SKM600 and Infineon 300,... A big Box full 

So you see the price is relative wide spread.

I would say that 10$ per 100A is a good indicator for a fair price. 30$ for CM300, 20$ for SKM200 etc. But as Netzpfuscher says, its better to wait for the good deals, if time is not an issue.  I have also made some great deals on 8$ each on MBI600/800 modules.

These used to be some sellers with huge inventory of IGBT bricks, but all those good old ebay shops are gone by now A lot of the cheap surplus stores seems to be out of business.

Why would the SKM200GB12T4 be good for any coil with a max switching frequency of 20khz, the one I want to build will be in the range of 50 to 100 khz. So doing soft switching is one able to go much higher, or best to find better igbt with faster switching. Thanks again, will read again your stuff on igbts. (Mads)

No, the SKM200 goes much higher than 20kHz. The 20kHz from the datasheet is for hardswitching @ 100% dutycycle. I have used them in a 65-70kHz coil with no problems.

If you add up the switching times CM300 (1450ns) vs SKM200 (732ns) you see that the CM300 are twice as slow. The SKM600 are around 885ns and much more powerful.
